At 3.0 GHz collector efficiencies of 39% have been measured with 12 dB gain and 1.4 watts peak output power per cell. At 5.0 GHz the results are: 2l% efficiency, 6 dB gain and 0.9 watts output. The improved performance is due to reduced collector-base capacitance and increased emitter periphery using a self-registered emitter-base metallization approach.
