A hybrid spatial domain analysis has been proposed to analyze the Wilkinson power divider. By incorporating the circuit concept into the integral equations, this analysis is able to include the full-wave effect of the lumped resistor and matched loads. Experimental results in X-band agree well with numerical calculations.

Bias dependent gain and speed mechanism in illuminated HBTs 照明hbt的偏置增益和速度机制

A physics-based quantitative analysis of the illuminated HBT, with empirical verification, is discussed. A novel optical mechanism, internal photoconductivity, with large gain and bandwidth is described. The responsivity of the device can be considerably improved, 20-fold in this case, with a constant external base current biasing configuration as opposed to the constant base-emitter voltage case. The transient response of the HBT is discussed regarding incident optical power and biasing.

Models of coplanar lines and elements over the frequency range 0-120 GHz 在0-120 GHz频率范围内的共面线和元件模型

The electrical properties of uniform coplanar lines on GaAs have been investigated, using a finite element simulator. Experimental results, extracted from on-wafer measurements to 120 GHz, are in good agreement with the simulated results. Frequency dependent models were developed for all characteristic parameters of the coplanar lines, such as impedance, effective relative dielectric constant and attenuation, describing the behavior of coplanar lines of different geometries over the entire frequency range from 0-120 GHz. Similarly, exact models applicable over the same frequency range have been developed for a number of coplanar elements, such as air bridges, 90 degree corners and probing pads. These models have been implemented in our HP-MDS data base, resulting in accurate designs of a number of millimeter wave circuits.

Analog phase shifter structure for recursive and transversal filter design using MMIC technology 模拟移相器结构采用MMIC技术进行递归和横向滤波器的设计

In this article, we design a lossless analog transmission type phase shifter using a novel and original optimization approach in MMIC technology. The selected phase shifter structure consists of a MESFET with series resonant impedances including varactor diodes and we present simulated results in the [3,5-4,5 GHz] band. Thanks to the flexibility and efficiency of the CAD methodology, excellen results have been obtained even with a small number of MMIC components.

Effective properties of siloxane containing imbedded metal helices as a chiral microwave-absorbing material 含嵌入金属螺旋的硅氧烷作为手性微波吸收材料的有效性能

We have carried out microwave measurements, accompanied by a theoretical analysis, of the effective permittivity and permeability of a chiral composite microwave-absorbing material consisting of a siloxane matrix with imbedded metal-microhelices. Absorptivities and material constants of effective chiral materials (containing either helices or chiral-material inclusions) have recently been obtained in the form of a single resonance in the frequency variable. Our experiments are the first ones to show two resonances in one and the same measurement (first since the 1957-1960 studies of microwave optical activity by Tinoco et al., see e.g. J. Phys. Chem. 61, 1196), which leads to important advances in the physical interpretation of the origin of the resonance absorptivity: determination of the resonance order of a standing wave spanning the overall length of the helix in steps of half-wavelengths (thereby also obtaining the orders of the previously observed single resonances), and a quantitative theoretical prediction of the resonance values of the effective permittivity and permeability, based on a single-scattering model by Bohren and Huffman as adapted to helices, in good agreement with the measurements.

Modelling and design of optically controlled MMIC oscillators 光控MMIC振荡器的建模与设计

The design and performance of an optically injection-locked X-band MMIC HEMT oscillator is reported and compared with an earlier MMIC MESFET VCO. The transmission of FM signals using the optically injection-locked HEMT oscillator is demonstrated. Accurate large-signal models for illuminated active MMIC devices have been developed. The models have been implemented in a commercial, industry-standard microwave circuit simulator (HP's MDS), and have been verified through the simulation not only of device behaviour but of the overall circuit behaviour of the MESFET VCO as well.

An accurate neural network model of FET for intermodulation and power analysis 用于互调制和功率分析的FET精确神经网络模型

An accurate nonlinear FET model based on a Neural Network representation of the drain current source has been developed to predict intermodulation distortion as well as output power performance. This new neural network model has been implemented in a commercial harmonic balance simulator and its efficiency is evidenced by a comparison with an empirical model (Tajima). The accuracy of the proposed model is verified by active load-pull measurements on a Texas HFET at 10 GHz.

A full wave fast and efficient tool for mm-wave coupled lines simulation 毫米波耦合线仿真的全波快速高效工具

We applied the Spectral Domain Analysis to the simulation of an arbitrary multilayer structure of coupled lines, with no restriction on the number of lines and layers. The efficiency of the algorithm allows the implementation on a PC-based platform with a reasonably short computation time. All the field quantities are available, the external matrices and a time-domain analysis is held to give diagrams of signal propagation along the lines in order to characterize the coupling effects and the undesired crosstalk. Simulation results are in good agreement with both measured data and other e.m. techniques.

Precision ranging by phase processing of scalar homodyne FMCW raw data 纯量同差FMCW原始数据的相位处理精度测距

A new way of processing FMCW raw data is described, leading to a ranging uncertainty of ±0.2 mm in 500 MHz measurement bandwidth. The system is based on a low-cost scalar homodyne FMCW set-up and a FFT for signal processing. The reflection phase of each target is exploited for precision ranging. Our novel approach utilizes the reflection phase, but in contrast to a Hilbert Transform it is principally error-free. As compared to CW phase measurements our method is qualified for multiple target environments and has a higher signal-to-noise ratio.

Evaluation of hybrid lidar-rader for ocean exploration 用于海洋探测的混合激光雷达雷达评价

Past laboratory experiments established the ability of the hybrid lidar-radar system to improve underwater target contrast. Due to the limitations of the laboratory environment in assessing the performance of the hybrid detection scheme, a system was designed and constructed for use in an ocean experiment which was carried out in December, 1995. Results from the field test confirm the capability of hybrid lidar-radar to reduce backscatter clutter and enhance underwater target contrast. In addition, the existence of microwave subcarrier interference effects confirmed that the microwave signal integrity was maintained throughout the range of measurements.
