The appropriate mechanism of surface charge operation was revealed and estimated. 摘要

光电二极管在光子照射下检测半导体中载流子的分离。近年来,研制出了一种基于嵌入式门控势垒PIN二极管的高灵敏度低噪声光电探测器积分器。在对其特性的研究中,观察了外界颗粒对基体表面的影响。本文利用Comsol Multiphysics软件,通过计算机模拟研究了表面电荷对PIN二极管电势分布和载流子运动的影响。揭示并估计了合适的表面电荷作用机理。研究结果拓宽了PIN二极管作为辐射探测器、粒子探测器、生化传感器等应用的可能性。
