摘要

在现有的两串有源箝位和状态反馈的高压绝缘栅双极晶体管电压平衡方案的基础上,重点研究了有源箝位电路的IGBT的特性。首先,根据实验结果对原有系列IGBT模型进行了改进,使有源箝位子电路的反馈信号更加准确。然后通过仿真研究了负载电流、栅极驱动延时和箝位阈值对反馈信号的影响。根据上述分析,将带状态反馈的电压平衡方案应用于多串联igbt,并通过仿真验证了该方案的可行性。
