摘要

研究了用于pH传感的半导体纳米线离子敏感场效应晶体管(ISFET)的工作原理。对系统中的物理过程进行了数学建模,并给出了详细的描述。分析了NW型ISFET电流- ph特性与NW型几何和物理参数的关系。给出了不同NW半径、氧化层厚度和NW掺杂密度下ISFET灵敏度随pH值的变化曲线。所得结果与实验数据定性一致。
