Abstract

We present an all-epitaxial guided mode resonance MWIR photodetector consisting of a type-II superlattice absorber between a highly-doped low index virtual substrate and a high-index patterned grating layer. Angle and polarization dependent responsivities are measured, and enhanced absorption is observed compared to an unpatterned control.
