Abstract

We present the results of the current driven TeraFET detection that are in good agreement with the unified charge control TeraFET SPICE model. The measured data show over one order of magnitude increase in the response compared to the zero current response and validate the multiple segments THz SPICE unified charge model for the response simulation in the saturation regime at sub-THz and THz frequencies.
