This heterodyne receiver has a high radio frequency bandwidth from 80 to 360 GHz and a high intermediate frequency bandwidth of 18 GHz. We report a monolithic heterodyne receiver by using the AlGaN/GaN nonlinear transmission line as a local oscillator and a mixer simultaneously.
