The stress level of the solder joint significantly decreases by the application of underfill materials in the bottom package body of PoP structure. 摘要

采用有限元法研究了不同下填体形式的PoP结构板级振动可靠性。本研究采用的下填方法有全填法、覆盖粘结法和边粘结法。结果表明,这些方法都能明显提高PoP结构在随机振动环境下的可靠性。在PoP结构的底部封装体中加入填底材料可显著降低焊点的应力水平。此外,不同的底填类型,关键焊点的位置也不同。
