Abstract

The theory of the formation of n-n+ transitions in three-layer heterosystems with significant mismatch of lattice parameters of contacting materials exposed to intense laser or radiation irradiation is developed. Within the framework of the developed model, the concentration of conduction electrons was calculated. It is established that the concentration profile of conduction electrons depends on the average concentration of dot defects, the mismatch parameter and the geometric size of the heterostructure.
