摘要

振动环境首先会对BGA元件的各个角落的焊球造成损伤。有的研究用较大的焊锡球或焊锡柱代替边角处的焊锡球来减小应力,甚至在边角处直接放置无电功能的焊锡球来承受应力。但所有这些设计都需要对生产线上现有的工艺进行修改,从而增加了成本。这项研究将采用新的设计,要么在组件的外围增加肋,要么用弹性金属片取代bga上现有的散热片,以增加组件的刚度,同时也抑制pcb上的振动引起的变形。
