摘要

本文报道了一种基于多晶硅二极管的智能卡防静电芯片设计。通过加入高效的V/sub DD/ to-V/sub SS/箝位电路,成功地将以多晶硅二极管为ESD保护器件的智能卡IC的HBM ESD电平由原来的/spl sim/300 V提高到/spl ges/3 kV。为了找到合适的掺杂浓度,以优化多晶硅二极管的智能卡应用和片上ESD保护设计,对不同的工艺分割进行了实验评估。
