Results of investigation of forward and reverse current-voltage characteristics (CVC) of diodes based on GaAs doped by Cr (GaAs:Cr) and doped by Cr, Fe simultaneously (GaAs:Cr,Fe) are stated. It is shown that reduction of base resistance of diodes based on compensated material lead to transformation of static CVC and to appearance of negative differential resistance (NDR) region on reverse CVC.

The investigation results of multielement ultraviolet detector based on GaAs were demonstrated in the work. Investigated photodetector was compared with silicon photodiode. It was shown the current sensitivity measured at the wave-length 260 nm was 0.08 A/W, that higher by twice than silicon photodiode.

The paper introduces a recurrent algorithm for parameterizing autoregression in the presence of observation noises in output signal. It has been proven that the values obtained are strongly consistent. To apply the developed algorithm there is no need to know either the noise or the signal propagation laws. The numerical experiments conducted have proven high efficiency of the suggested identification method.

The problem of excitation of acoustic modes (surface acoustic wave, leaky wave, Sezawa wave) in a layer of chalcogenide As2S3 on a YZ-cut of lithium niobate is considered. A new approach to reliability optimization of communications systems is presented in this paper. This approach considers both economics and reliability. The functional of system quality includes reliability, revenues from using of system and costs for system construction. A technology of parallel computing is suggested to use for reliability optimization. A modified algorithm of differential evolution is used for a mixed nonlinear optimization problem.
