Mg-doped AlGaN/GaN superlattice has been grown by metalorganic chemical vapor deposition (MOCVD). Rapid thermal annealing (RTA) treament are carryied out on the samples under nitrogen as protect gas. Hall, photoluminescence (PL), high resolution x-ray diffraction (HRXRD) and atomic-force microscopy (AFM) are used to characterize the electrical, optical and structural properties of the as-grown and annealed samples, respectively. After annealing, the Hall results indicate more Mg acceptors are activated, which leads to higher hole concentration and lower p-type resistivity. The PL intensity of Mg related defect band shows a strong decrease after annealing. The annealing of the superlattice degrade the interface quality of the AlGaN/GaN from the HRXRD results. Many nanometer-grains can be observed on the surface of AlGaN/GaN superlattice from the AFM image. This maybe related with the decomposing of GaN or the separating of Mg from the AlGaN/GaN superlattice.

Compared with earlier analytical analysis, the transfer matrix method used in this paper has made the conclusions more directly. And the analytical expression of the band-gap can be generalized to complicated situations.

A large number of IP cores will be included in the future systems-on-chip (SoC). Traditional bus-based architectures are no longer suitable for modern chip design, since it is difficult to expand, consumes much power and takes much area. Network-on-chip (NoC), which employs networks to replace buses as a scalable global communication platform, has been proposed to cope with these problems. However, limited bandwidth, long delay and high power consumption will become bottlenecks as NoC scales to large sizes. Based on silicon optical interconnect, optical network-on-chip (ONoC) can offer significant bandwidth and power advantages, which provides a promising solution to overcome these limitations. In this paper, we simulated and compared several ONoCs based on the topologies including 2D Mesh, 3D Mesh, 2D Fat Tree(FT) and 2D Butterfly Fat Tree(BFT) in terms of the end-to-end delay and network throughput. The results showed that 3D Mesh has the best performance among the listed topologies.

The upconversion fluorescence spectra of Er3+/Yb3+: PLZT excited at 980 nm were measured from 10K to 320K. A model for the dynamics of frequency upconversion process was proposed. Based on this model, the upconversion luminescence intensities were fitted as a function of temperature and the temperature characteristics of upconversion luminescence were discussed.

Double-grating coupler based on two fiber Bragg gratings(FBGs) has the advantages of compact structure and enhanced filtering efficiency. The influences of different gratings' position in the coupling region and grating length on the filtering spectra were investigated based on the unified coupled-mode theory. The results show that, the coupling region on the left of the graing mostly affects the drop channel characteristic; the length of the grating mostly affects the drop efficiency; the transmission characteristic is best with the whole length of the coupling region Lc integral multiple of coupling length π/(2Kf ). A coupler with uniform coupling region making of two photoconductive fibers was fabricated by improved fused taper technology, then two Bragg gratings were written in the coupling region with 248nm ultraviolet laser, and a grating reflecton coupler with maximum drop reflectivity 20dB and bandwidth 0.8nm was achieved.

We successfully generated 114-Gb/s PDM-8QAM optical signal by novel scheme. Intradyne coherent detection of PDM-8QAM optical signal with robust blind polarization de-multiplexing has been demonstrated by using a new cascaded multi-modulus equalization algorithm. With RZ-shaped PDM-8QAM modulation and the proposed blind polarization de-multiplexing algorithm, we demonstrate a record 33.9-Tb/s fiber capacity (320×114Gb/s) being transmitted over 580km of ultra-low-loss SMF-28 fiber utilizing C+L-band EDFA-only optical amplification and single-ended coherent detection technique, at a spectral efficiency of 4.2bit/s/Hz. Utilizing only C-band EDFA, we also demonstrate that 16.9-Tb/s capacity (160×114Gb/s)) can be transmitted over 640km of standard SMF-28 fiber.

A new liquid refractive index sensor using double-sided polishing long-period fiber gratings (DSP-LPFG) is presented. The influence of residual cladding thickness on the sensitivity of measuring liquid refractive index is investigated. The proposed sensor response to external liquid refractive indices varying in the range of n=1.330 − 1.375 has been carried out by measuring the transmission wavelength changes. Experimental results show that well-controlled polishing parameters can significantly increase the sensitivity. The sensitivity of −143.396 nm/RIU can be obtained in this study.
