Es wird eine Methode zur Bestimmung einer inhomogenen Verteilung von Rekombinationszentren in Halbleitern vorgeschlagen und am Beispiel des Germaniums experimentell angewendet. Die Methode beruht auf einem Vergleich des Leitfahigkeitsverlaufs mit dem Verlauf der Photoleitung oder des photo-magneto-elektrischen Effektes bei Abtasten des Kristalls mit einer schmalen Lichtsonde. Es wird gezeigt, das die Rekombinationszentren in anderer Weise ungleichmasig im Kristall eingebaut werden als die normalen Dotierungselemente. A method is proposed for the study of inhomogeneous distributions of recombination centres in semiconductors. The method involves a comparison of the spatial distributions of conductivity and photoconductivity or PEM voltage, measured by scanning the crystal with a light probe. For Ge it is shown that the distribution of recombination centres differs from that of other impurity centres.

Kristallmorphologische Untersuchungen an synthetischen ZnS-Einkristallen ergaben, das in Abhangigkeit vom verwendeten Tragergas deutliche Tracht- oder Habitusanderungen auftraten. Die einzelnen Wachstumstemperaturen fur die unterschiedlich ausgebildeten Kristalle wurden fur eine Sublimationstemperatur von 1300 °C beschrieben. Hinsichtlich der Atzgruben und der Wachstumsbildungen war polares Verhalten auf den Basisflachen der Prismen zu erkennen. Die Zuchtungsbedingungen, unter denen das Wachstum strukturreiner Blende- und Wurtzitkristalle beobachtet wurde, werden beschrieben. Eine an ZnS-Prismen im Wachstumsgebiet zwischen 1200° und 1300 °C beobachtete Abhangigkeit des Fehlordnungsgrades von den Wachstumstemperaturen wird angegeben. An examination of the etch pits and growth forms visible on the bases of prismshaped crystals indicates that these crystals have polar properties. Conditions are described under which solely zinc blende-and wurtzite-type crystals are found to grow. The concentration of intrinsic defects in prism-shaped crystals is found to be dependent on growth temperature between 1200 and 1300° C. Polytypical phenomena are studied for morphologically different crystals. It is shown by X-ray analysis that the number of stacking faults can be changed by subsequent heat treatment.
