Simulating of double-channel heterotransistor with quantum dots 用量子点模拟双通道异质晶体管

A heterostructure transistor with quantum dots (QD) is a perspective device due to its increase of electrons' drift velocity in the channel. In this work simulation results of doublechannel heterotransistor with QD are present. QD application causes significant drain current increasing.

Problems of correlation estimation of a delay in channels of distribution of acoustic echo-signals are considered. Possible methods of solution of the problems are submitted. The expressions of defining of accuracy of estimation in the presence of peak and phase distortions in the channels are obtained.

The mechanism of occurrence of an error of direction finding in the presence of coherent interference is analysed. The resultant diagram is presented as a superposition of the complex diagrams formed by direct radiation and orientation diagrams formed by re-reflected radiation, and it leads to a radiation source direction displacement.

The regime of generalized synchronization in mutually coupled beam-plasma systems with overcritical current has been found. The origination of synchronous regime is proved to be connected with transition of one of positive Lyapunov exponents into negative values. Obtained results are confirmed by the nearest-neighbor method.
