AlGaN/GaN HEMT is one of attractive candidates for next generation high power devices because of high carrier mobility in 2DEG channels and high breakdown voltage due high critical electric field. In order to apply the AlGaN/GaN HEMTs for power switching applications the normally off operation is required. Enhancement type behavior of GaN HEMT transistors is obtained by using p-type Mg-doped GaN gate structures. The optimized epitaxial designs enable threshold voltage close to +2V. In present work, it is shown that atomic hydrogen treatment of the Mg doped p-GaN before gate metal evaporation can increase the threshold voltage up to +3.5V. It can be caused by the hydrogen-induced dipole layer formation at the p-GaN semiconductor interface after atomic hydrogen treatment. Further increase of treatment time lead to reduce the threshold voltage by form neutral complexes. Neutral complexes reduce the Mg doping level of p-GaN layer. There was no visible parameters degradation after thermal annealing at T = 300 °C for t = 30 min in vacuum environment. It can be caused by the formation thermally stable Mg-H complexes in the p-GaN layer after hydrogenation.

The knowledge about available bandwidth (avband) on a data path between two hosts can be widely used for almost any telecommunication issues. It is important for streaming applications, for verification of quality of service in a network, for selection of the best server for providing improved service and, for sure, it could give a significant positive impact on development of congestion control algorithms for reliable data transfer protocols. There are many algorithms and implemented tools, which provide capabilities for measuring avband. This paper focuses on the improvement of calibrated pahtload algorithm for avband measurements. During this research a new tool for avband measurement called Kite has been developed. The main improvements pertain to evaluation of the optimal amount of probe samples for available bandwidth estimation on high-speed paths up to 10 Gbps as well as to the calculation of probe rate for following iterations of measurements - selection of the next rate depends on variation of jitter from previous iteration.

The paper describes an approach to modeling telecommunication systems and processes of data transmission based on Boolean-valued networks. Models to address two specific problems of network security are offered. It is possible to adapt existing algorithms of graph theory to apply them in this approach. Thus, it becomes possible to take into account not only quantitative but also qualitative measure of information in solving urgent network problems. A definition of a maximum flow in Boolean-valued networks and an algorithm to find this flow were proposed. Two examples to demonstrate the described models and algorithms are also presented in the paper.

This article discusses the method of determining the lower limit of the noise level of precision crystal oscillators based on the calculation of the crystal's maximum excitation power. Power limit is determined by the limiting values of the mechanical stresses arising from the excitation of the thickness-shear waves, and takes into account the design parameters of the resonator, such as natural frequency, the number of mechanical harmonic, curvature radius of the lens surface of the piezoelectric element, and the radius of the electrodes. In this paper we derive formulas for practical calculation of the lower noise level resonators of AT - cut.

The article discusses the creation of new device based on the platform SbRIO-9636, used for measuring the magnetic characteristics of electrical steel with alternating current up to magnetic saturation of the test area of the sample. The device using original transducer of magnetic flux in the electrical steel during its tests. This transducer is integrated with a magnetizing part and is overlaid that provides high-speed measurements of steel - up to 15 seconds. Developed software with LabVIEW allows you to set the magnetization reversal mode, remove the dependence of the magnetic induction of the magnetic field in the form of dynamic magnetization curve and define them the most informative parameters of the sample: the maximum differential permeability and maximum flux density. A distinctive feature of the device is the possibility of carrying out measurements on an arbitrary shape and size.

The problem of locomotive traction formation remains as one of the most important problems of railway transport. This is due to a random component in the friction coefficient describing wage wheels adhesion with the rail surface. The coefficient of adhesion varies depending on several factors: weather conditions, railway surface quality, speed, etc. Formation of the traction are often performed by automatic systems with use of a linear dependences. Fall of adhesion is determined by the derivative of angular velocity of wage wheels rotation or by comparing rotation speeds of several wage wheels. The follow-up traction decrease is usually implemented as a corrective measure. This approach has some obvious disadvantages. In the paper we propose a system of adhesion moment estimation in contact point if “wheel-railway”. For problem solution we use methods and principles of synergetic control theory. As a means for observer design we use methods and principles of the synergetic control theory. In the theory of synergetic control the set of criteria for the control system is usually expressed in the form of an appropriate system of invariants. Invariants act as control objectives, they deliver intended technological problem, but a synergistic design procedure is reduced to finding control laws under which these invariants are satisfied. The availability of information about current adhesion conditions will allow to construct a high-precision adaptive control systems for locomotive electrical drives.
