We develop an opto-electrical NOR gate, using Light-Emitting Transistors (LET) on GaAs substrate by the monolithically integrated fabrication. By dual-input and dual-output (electrical and optical) characteristics, it can be applied to Opto-Electrical Integrated Circuits (OEICs).

As an encryption for wireless communication, a physically secured wireless communication configuration which deduces ANDed data decrypted by coherent detection between two wireless data streams was proposed. As a feasibility experiment, the demonstration of coherent detection between two carriers was conducted by both optical and THz carriers. Experimental results testified the principle of our proposed encryption function.

Based on the zero-process-change methodology, we successfully reduce the propagation loss of polysilicon waveguide from 112 dB/cm to only 38 dB/cm by applying subwavelength grating waveguide (SWG) design. Low propagation loss in SWG waveguide is attributed to a significantly reduced optical overlap factor of 0.09 to bulk polysilicon. This achievement can not be made by solely shrinking the waveguide dimension, thus validates a promising design path towards practical photonic-electronic applications in bulk CMOS.

This article introduces low power amplified light-wave converter with voltage-controlled oscillator design. The proposed amplified light-wave converter consists of photodiode, high performance low noise amplifier, wake-up receiver with through detector and voltage-controlled oscillator. The optical source from laser driver with vertical-cavity surface-emitting laser connect to amplified light-wave converter. The DC blocking with ESA uses in this design after amplified light-wave converter in sensor of light receiver.
