For polarization-independent and low-crosstalk switching operation of an Mach-Zehnder interferometer (MZI) type photonic switch using multi-mode interference (MMI) couplers, It was found that the combination of high-mesa MMI waveguides and a middle-mesa phase-shifter was quite efficient.

We demonstrated the bandwidth enhancement of a directly-modulated DFB laser using an optical equalizer, which increases a 3 dB modulation bandwidth of a 10 Gbps DFB LD module to be over doubled.

The carrier relaxation in a tunnel-injection quantum-well structure (TI-QW) was analyzed using thousandssets of the rate-equations. The results suggest that the modulation-bandwidth of the TI-QW lasers is broaden by the suppression of lack of carriers.

A lateral current injection laser with a thin (400 nm) core structure grown on a semi-insulating InP substrate was realized and a room-temperature (RT) pulsed operation was obtained. A threshold current of 105 mA, which corresponds to a threshold current density of 1.3 kA/cm2, was obtained for a 1.47 mm long Fabry-Perot cavity laser.
