Fabrication and oscillation characteristics of sub-THz RTD oscillators integrated with planar horn antennas for horizontal radiation are reported. Oscillation frequency of 455 GHz and horizontal output power of ~0.6 muW were observed.

We experimentally demonstrate linearly polarized vertical emission from the hexapole mode of a single-cell photonic-crystal cavity with simple deformation. 68% of the photons of the resonant mode is funnelled within a divergence angle of plusmn45deg.

We demonstrate the high light-extraction efficiency by using the photoelectrochemical etching technique for forming photonic crystal structures on an InGaN/GaN quantum-well light-emitting diode through phase-mask interference. More than 90% increase of output power is observed.

InxAl1-xN nanocolumns (0.71lesxInles1.00) were fabricated on Si (111) substrates by RF-MBE. The room temperature photoluminescence (RT-PL) in optical communication wavelengths from 0.95 to 1.94 mum with changing xIn was observed. InN/InAlN heterostructures were also fabricated.

We analyzed S/N-ratio characteristic by coherent crosstalk of 2times2 and 4times4-cascaded Mach-Zehnder interferometer-type photonic switches. The S/N ratios by the coherent crosstalks are as high as 25[dB] and 28[dB] for 2times2 and 4times4-cascaded switches, respectively, under the optimal MMI width conditions.
