Silicon-based monolithic millimeter-wave integrated circuits 硅基单片毫米波集成电路

This paper reviews the recent research results of monolithic millimeter-wave integrated circuits (MMICs) implemented in Si-based IC technologies at National Taiwan University. State-of-the-art results were achieved using standard MS/RF CMOS and SiGe BiCMOS processes. Both the MMIC designs and measured performances are described, together with the comparisons of recently reported results.

A short-circuit transmission line method for PIM evaluation of metallic materials 金属材料PIM评价的短路传输线法

A short-circuit transmission line method for PIM evaluation of metallic materials is proposed in this paper. This method has no restriction of impedance matching at all, and is advantageously free from the low noise termination problem. This enables to treat arbitrarily-shaped samples as a point PIM source, and evaluate them in appropriate current density condition. In addition, the current anti-node of a standing wave located on a sample magnifies observed PIM property. These features improve the resolution and stability in low-level PIM measurement compared for the conventional method using terminated transmission line. Validity of the proposed method is confirmed by the experiments using wires and copper foils in 2 GHz. The sample is evaluated in the form of a shorting wire so that the current density on sample is estimated exactly. PIM characteristics of copper foils are also investigated, which indicates that small differences among the foils are detected clearly.

Doherty linear power amplifiers for mobile handset applications 用于手机应用的多尔蒂线性功率放大器

Two Doherty amplifiers are designed in MMIC form, which are fabricated using a commercial InGaP/GaAs HBT foundry process. The one is classical Doherty type amplifier with the size ratio of main device and auxiliary device of N=l, and the other is an extended Doherty with the size ratio of N=3. The input and output circuits are made using hybrid circuit, forming power amplifier modules. The efficiencies are improved about 18.8% at Pout = 23 dBm, about 5 dB backed-off point, from the size ratio N=l amplifier, and about 21% at Pout = 18.6 dBm, about 10 dB backed-off point, from the size ratio N=3 one. We have extended the technology to the fully integrated power amplifier chip. The amplifier shows an output power of 22.5 dBm and a power-added efficiency (PAE) of 21.3% at an error vector magnitude (EVM) of 5%, measured with 54 Mbps 64-QAM- OFDM signals at 5.2 GHz.

A reconfigurable CMOS power amplifier with flexible matching network 具有灵活匹配网络的可重构CMOS功率放大器

For successful implementation of a multi-standard transmitter, reconfigurable transmitter architecture and component design are essential. This paper presents a reconfigurable CMOS power amplifier with flexible matching network which is designed in CMOS 0.25um process. The designed power amplifier can be operated at 0.9, 1.2, 1.75, and 1.85 GHz. Also, this can be used at 2.4 GHz by using bonding wire inductor. The flexible matching network is applied at the interstage matching and composed of two inductors and four switches. By controlling four switches, operation frequency of the interstage matching can be varied. Proposed amplifier can be used as a power amplifier in low power applications such as ZigBee or Bluetooth.

High-temperature superconducting reaction-type transmitting filter consisting of novel split open-ring resonators 由新型劈开环谐振器组成的高温超导反应型透射滤波器

High-temperature superconducting (HTS) reaction-type transmitting filter consisting of novel split open-ring resonators is presented. First, it is explained that reaction-type filters are suitable for high power transmission. Second, novel split open-ring resonators, which reduce the maximum current density while maintaining high Q-factors are proposed. Current density dispersion effects are evaluated under the same coupling coefficient. Finally, a three-pole reaction-type filter using split open-ring resonators is designed. The frequency characteristics and current distributions of the filter are investigated by the method of moments. The results predict that the filter realizes both a higher power-handling capability than transmission-type filters and a better skirt property than existing HTS dual-mode filters.

A novel compact microstrip bandstop filter based on complementary split-ring resonators 基于互补劈环谐振器的新型紧凑型微带带阻滤波器

In this paper, a novel compact microstrip bandstop filter using complimentary split ring resonators (CSRRs) is proposed. The bandstop is produced by an array of CSRRs etched on the center line of a microstrip. This behavior is due to the presence of negative effective permittivity and positive permeability near resonant frequency which prevent the wave propagation. We have achieved controllable resonance frequency, super compact dimension, low insertion losses in the passband and high level of rejection in the stopband with sharp cutoff. Because of the sub-wavelength operation of CSRRs, the electrical size of the filter is very small. Additionally, it can be easily fabricated and compatible with MMIC or PCB technology. The proposed device is believed to be a very promising novel structure of microstrip bandstop filter based on CSRRs.

Novel compact dual-band bandpass filter with improved stopband characteristics 新型紧凑型双带带通滤波器,具有改进的阻带特性

A novel compact microstrip three- pole dual-band bandpass filter is developed with remarkably improved stopband characteristics. Two square open-loop resonators are embedded in a U- shaped resonator to achieve a significant size- reduction of the filter. Meanwhile, microstip open stubs as well as a cross-coupling between nonadjacent resonators are exploited to produce multiple transmission zeros in the stopbands of the filter. As a consequence, wide stopbands with sharp and large attenuations are obtained. Theoretical and measured frequency responses of the designed filter show a good agreement.

A wideband rectangular ring antenna fed by planar disc monopole is presented. The antenna radiates bidirectional beam with average directivity of 6 dBi. The antenna characteristics are simulated and analyzed. Experiments have been carried out to investigate the impedance and radiation behavior and the results are compared with the simulated data. The antenna offers a wide impedance bandwith in the frequency band 2.2-16.7 GHz with the VSWR of less than 2:1.

Microstrip slot antenna fed by microstrip line with multi tuning stubs to increase the bandwidth is proposed. The microstrip line composed of tuning stubs is used to control microstrip slot antenna real impedance to match with impedance characteristic of feeding line so that it could increase the bandwidth. The proposed antenna design achieves good input impedance in the range frequencies of 1.3 - 5.1 GHz for single antenna element, and 1.1 - 6.4 GHz for a sub array antenna composed of two antenna elements. It is shown that the measured return loss S11 agrees well with the calculated results for single antenna element. In addition, a calculation for a sub array is shown a substantial bandwidth enhancement.

Analysis of coupled anisotropic optical waveguides 耦合各向异性光波导的分析

In this paper, a semi-analytical method based on a Fourier expansion technique and transmission line modeling is applied to the full-wave modal analysis of coupled optical waveguides. By the use of this method, mode field distributions and effective indices of even and odd modes of some typical anisotropic coupled optical waveguides are determined. Moreover, the effect of crystal orientation on the coupling length of an anisotropic parallel rib waveguide coupler is investigated.
