The frequency and power capability of GaN-based Gunn diodes are evaluated using transient hydrodynamic simulations. GaN Gunn oscillators with 2 /spl mu/m-thick GaN Gunn diodes are predicted to have a fundamental frequency of 148-162 GHz and power density of >10/sup 5/ W/cm/sup 2/. Due to their high frequency and power characteristics, applications of these devices are envisaged for THz signal generation.

Numerical and experimental characterization of slow-wave microstrip line on periodic ground plane 周期性地平面上慢波微带线的数值与实验表征

A low loss//spl lambda/ slow-wave microstrip transmission line structure is numerically and experimentally investigated. The structure is based on a microstrip line on periodically etched ground plane. Dependency of the slow-wave factor on lattice dimensions is investigated. The slow-wave factor has also been simulated by the FDTD method as numerical verification of the accuracy of the results. Numerical results reveal that the slow-wave microstrip structure can reduce the attenuation//spl lambda/ by 6/spl times/ compared to conventional planar slow-wave structures.

Low-loss millimeter-wave propagation characteristics of NRD-guide surface-mounted on planar substrate for hybrid integrated circuit 混合集成电路表面贴装nrd波导的低损耗毫米波传播特性

We present a new guided-wave structure, which consists of a non-radiative dielectric (NRD) guide surface-mounted on the top of a relatively thin dielectric substrate. This new structure allows a direct hybrid integration of planar microstrip circuits with NRD-guide without resorting to our reported aperture-coupling scheme. This waveguide is, however, no longer a conventional NRD-guide because its asymmetry may generate unwanted leakage loss. Our present work shows that one of its most interesting features is that it can still preserve a great deal of the desired properties of the conventional NRD-guide under certain circumstances. It is expected to provide an alternative circuit building block to a class of 3-D multilayered millimeter-wave circuits and systems.

Advanced technology for future space-based antennas 未来天基天线的先进技术

Active phased array antennas used in radar systems have been under development for over 40 years. A key part of the development is focused on low cost, high performance transmit/receive (T/R) modules. T/R modules and phased array antennas are used in airborne and ground-based military and commercial systems. Affordable active arrays for space applications are now being considered. Major challenges must be overcome before space operation is feasible. To meet these challenges, a major shift in active aperture antenna design, fabrication and assembly is needed. The possibility of "module-less" solid state phased array antennas built on flexible membranes is being explored. This paper addresses these issues and discusses potential approaches for affordable space-based antennas.

A new network model for miniaturized hairpin resonators and its applications 微型发夹谐振器的一种新的网络模型及其应用

In this paper, miniaturized hairpin resonators are completely studied. Two designs for odd-mode and even-mode are derived from a new network model. The size and spurious response of this type of resonator are then minimized and controlled based on these two equations. Finally, a cross-coupled filter is designed by using these resonators to demonstrate one of the applications.

The packaged transceiver, including three waveguide ports and IF output, measures 20/spl times/22/spl times/8 mm. The circuit is realized using discrete GaAs-AlGaAs PHEMTs, GaAs Schottky diodes and varactor diodes, as well as GaAs PIN and PHEMT MMICs mounted on a low-cost 127 /spl mu/m thick glass substrate.

In recent years, improvements in device development and quasi-optical coupling techniques utilizing planar antennas have led to a significant achievement in low noise receivers for the edges of the submillimeter frequency regime. Hot electron bolometric (HEB) receivers made of thin superconducting films such as NbN have produced a viable option for instruments designed to measure the molecular spectra for astronomical applications as well as in remote sensing of the atmosphere in the THz regime. This paper describes an NbN HEB mixer with intrinsic DSB receiver noise temperature of at most five times the quantum noise limit at frequencies as high as 2.24 THz.

Superconducting microstrip line band-pass filter for mobile applications 用于移动应用的超导微带线带通滤波器

Two types of 2 GHz band superconducting microstrip line band-pass filters were developed: a 5-pole filter with good spurious and sharp skirt characteristics, and an electrically tunable filter. The 5-pole filter with center frequency of 1.95 GHz, insertion loss of 0.1 dB or less, 3 dB bandwidth of 25 MHz, transmission zeros on both sides of desirable band, and good spurious characteristic between 1 and 9 GHz was obtained. Also the tunable filter with a measured unloaded Q factor of 2100 and a frequency shift of approximately 15 MHz was obtained.

The design of an 18.8 GHz to 20.2 GHz GaAs PHEMT Doherty amplifier is described. Tested performance of this amplifier is presented including single tone performance and NPR performance with a broadband waveform. The broadband waveform is a digitally generated, 500 MHz, noise like signal. This broadband 500 MHz NPR test is described and is a new capability setup for testing broadband communication power amplifiers.
