Heat-resistant Au-ZrB/sub x/-n-SiC 6H Schottky barriers 耐热Au-ZrB/sub - x/-n-SiC 6H肖特基势垒

We present the results of our research into morphological and electrical properties of ZrB/sub x/-n-SiC 6H and Au-ZrB/sub x/-n-SiC 6H surface-barrier structures. They were studied both before and after a 90 s rapid thermal annealing (RTA) in vacuum at the temperature T=1000/spl deg/C. The ZrB/sub x/ films were obtained using magnetron sputtering from pressed targets of stoichiometric composition. It was shown that the RTA changed neither contact layered structure nor the abrupt character of the interface, and the contact barrier properties were retained. For the initial (pre-RTA) samples the Schottky barrier height /spl phi//sub B/ was 0.69-0.78 eV; post-RTA, it became 0.59-0.70 eV.

A wide-band magnetooptic spectrum analyser for microwave signals, operating within the frequency band of 1-10 GHz, is designed. Operation of this device is based on Bragg diffraction of optical guided waves (OGW) by magnetostatic waves (MSW), excited in yttrium iron garnet films.

Microwave communications in real urban conditions 真实城市条件下的微波通信

The problem of distribution of electromagnetic waves in range 200-4500 MHz along a surface with deep modulation of a relief is reviewed in case when the source of radiation is located on border or it is directly situated in the area of spatial modulation of a relief. The methods used for the decision of similar problems are analyzed, their comparative analysis is conducted, conditions and limits of applicability are investigated. The new theoretical concept of distribution of electromagnetic waves in conditions of an actual urban or geographic landscape founded on a hypothesis of the resonant interaction of electromagnetic fields with low intensity high harmonics of Fur'e-decomposition of a surface relief is offered. The theoretical model and the mathematical method of the description were developed.

Theoretical and experimental investigation of cold emitters for alenotron amplifiers 外电子管放大器冷发射体的理论与实验研究

The conditions for achieving maximal emission current in multipactors are investigated analytically on the basis of single-particle models with regard to the mirror image field. The possibility of increasing emission current are suggested. The experimental results of a 3 GHz alenotron research are considered. A current of 150 mA has been achieved.

This paper contains the results of experimental investigations of the electrodynamic system, that consists of metal tube with inner periodic structure, under different excitations. As a result, colour 3D images of spectral characteristics were obtained, and the Q-factor values were calculated for excited oscillation types.

Subsurface penetrating radars 地下穿透雷达

Subsurface penetrating radars (SPR) are designed for subsurface monitoring and are able to execute detection, location determination and diagnosis of subsurface areas and objects at a new quality standard level. Basic problems regarding the design of such radars are examined in this paper. They are: the choice of frequency band for radio probing and the type of probing signal, information acquisition strategy, aperture generating method, estimation of resolution, dynamic range and capabilities of the system; algorithm design for radar imaging with respect to specific character of super wide band probing signal; system components design, including antenna, transmitting and receiving modules, information processing and screening module.

Recently, multiple frequency oscillator units providing the switching of stable microwave signal sources have attracted considerable interest. These units provide a frequency switching rate below 5 /spl mu/s while retaining the parameters of an individual dielectric resonator (DR) stabilized microwave oscillator. These oscillator units use sharp suppression and excitation of self-induced oscillations in the oscillator circuit, in addition to a high-speed multichannel p-i-n switch (up to 10 channels).

The principles of information derivation of the allocation of thermal fields in working chambers, with the help of fibre-optical sensors, are briefly considered. The concept of a uniform field of complexed fibre-optical sensors for monitoring microwave technological process system parameters is put forward. The principles of integration, methods of information acquisition by means of complexed fibre-optical sensors, and variants of their configuration, are considered.

The authors consider the application of a flat multibeam Rotman lens in feed systems of array antennas. Satisfactory results are obtained by strict electrodynamic modeling of the elementary case of similar devices that allows optimistic forecasts on the improvement of radio engineering characteristics of the proposed device.
